Liberal Scientific Technologies Si-mod Wafer the rebirth of silicon and the new era of the semiconductor industry

For the first time in the World, a method has been developed and a substrate wafer has been created for the rapid growth of high-quality thin films of III-N materials. We have obtained thick layers of AlN, GaN and their AlGaN solid solutions without cracks. The method also makes it possible to create III-N heterostructures with low residual stresses.

It is possible to create device structures based on thick III-N layers, as well as heterostructures without using bulk SiC and Al2O3 substrates. Heterostructures based on thick III-N layers can be used as X-ray detectors. LEDs, Ultra violet injection lasers, UV detectors, and high-temperature transistors are based on GaN.

SILICON WAFER LIMITATION

Recent development advances have allowed silicon (Si) semiconductor technology to approach the theoretical limits of the Si material; however, power device requirements for many applications are at a point that the present Si-based power devices can not handle. The requirements include higher blocking voltages, switching frequencies, efficiency, and reliability. To overcome these limitations, new semiconductor materials for power device applications are needed. For high power requirements, wide band gap semiconductors like silicon carbide (SiC), gallium nitride (GaN), and diamond with their superior electrical properties are likely candidates to replace Si in the near future.

WIDE BAND-GAP SEMICONDUCTOR

Silicon has been dominant for many years but is reaching its performance limits in a growing number of existing and emerging applications. Because WBG semiconductors can withstand higher electric fields they can sustain higher voltages. They can also operate at higher switching frequencies. When compared to legacy silicon these factors translate into a number of benefits including smaller, faster, more efficient and more reliable operation. Many devices based on WBG technologies also offer the benefit that they can operate at higher maximum temperatures than their legacy silicon counterparts.

Challenge of the Industry

Due to the fact that a device heterostructure is fabricated by epitaxial growth on a substrate wafer, the lack of an acceptable technology for manufacturing a substrate wafer has become a stumbling block for the modern semiconductor industry. The best option is to use a silicon wafer-substrate, but due to the fact that the characteristics of silicon and materials of device heterostructures have large differences in physico-chemical parameters, until now this was almost impossible and had an extremely high cost.

We have found the optimal solution, in which we are able to modify the surface of the silicon wafer-substrate, to form a thin layer of silicon carbide on it, on which thin layers of ideal quality device heterostructures are fabricated.
